【Reason for Hiring】
As demand for advanced semiconductor applications such as AI, high-performance computing (HPC), automotive electronics, and IoT continues to grow, the need for high-density, high-reliability, and thermally efficient packaging technologies is rapidly increasing. Our company is actively developing cutting-edge packaging solutions including FCCSP (Flip Chip Chip Scale Package), FCBGA and so on.
To strengthen our development capabilities and respond to the expanding scope of advanced packaging, we are seeking a Process Development Manager who can lead technical innovation and team management in the assembly process domain.

【Role Responsibilities】
You will be in charge of technology development and management in the semiconductor Backend-process (assembly, packaging, and testing).

Lead the development and evaluation of advanced packaging technologies such as FCCSP, FCBGA
Develop packaging solutions for AI/HPC applications with a focus on thermal management, signal integrity, and reliability
Improve and optimize assembly processes including FC Bond, Underfill, Ball Mount, singulation, and visual inspection
Drive yield improvement and quality enhancement initiatives
Support mass production ramp-up and new line setup
Collaborate with global engineering teams and customers on technical issues and joint development
Manage and mentor team members, including performance evaluation and skill development


Qualifications



【MUST】

5+ years of experience in semiconductor assembly or packaging process development
Hands-on experience with FCCSP or other high-density packaging technologies
Proven track record in process optimization, equipment introduction, and quality control
Team leadership or management experience
Degree in engineering (mechanical, materials, electronics, chemistry, etc.)

【WANT】

Experience in AI/HPC packaging development (high thermal dissipation, high-reliability design)
Knowledge of automotive or IoT packaging standards and reliability testing
Experience in overseas factory support or startup
Familiarity with ISO/IATF quality systems
